"Optical Detection of Resonant Tunneling: Measurement of Tunneling Times and Resonant
Fields" in Resonant Tunneling in Semiconductors, ed. L. L. Chang et al.
(Plenum Press, New York, 1991), 331-339. Resonant enhancement of tunneling rates
of electrons in p-i-n quantum well structures is observed with the technique of picosecond
pump-and-probe electroabsorption. Results compare well with recently published
time-resolved photoluminescence data. When measuring resonance fields with photocurrent
spectroscopy, we find that there is a small, but measurable shift between the
"resonance" resonating electron states (n=1 and n=2). We explain these results
in terms of electron-hole Coulomb interaction, which must be taken into account in any
optical measurement. |
